Atomically Deterministic Doping and Readout For Semiconductor Solotronics (ADDRFSS)

Abstract

The aim of the ADDRFSS Programme is to exploit deterministic doping to explore the fundamental physics and processing requirements of alternative, disruptive silicon-based semiconductor device paradigms for quantum information technologies, spintronics, optically integrated electronics and metrology. Specifically, we will produce a great variety of "molecule" and "lattice" structures, and exploit them for new physics and new devices with a major focus on scale-up and manufacturability. Single defects in semiconductors, placed with atomic-scale precision, have suggested enormous potential for new quantum and classical devices, termed "solotronics", but what is required now is practical implementation of such device concepts. Silicon offers the exciting possibility of using wavefunctions built up by arrangement of overlapping impurity wavefunctions as atomic-scale functional device components and has the crucial advantage of a huge knowledge base. Although high-volume, low-cost CMOS research is not a UK priority, any new quantum technologies must be compatible with it to enable process integration with existing IC technology. By advancing our deterministic doping capabilities for high throughput doping, and broadening our chemical specificity to allow use of magnetic dopants and thin germanium doped layers, we will produce devices of wafer-scale dimensions and diverse functionality.

One example of the classical architectures we will develop will incorporate the smallest possible silicon devices with form of an n(+)-n(++)-n transistor, where there are three donors of different ionization potential (e.g. P-Sb-Bi etc). Current flow from left to right is blocked unless the potential of the central donor is lowered to be between that of the ends.

At a more fundamental level, artificial solids in cold-atom lattices are generating great excitement due to their ability to transfer quantum information along the lattice, and to entangle multiple atoms. The aim is to realize large scale quantum computers and quantum simulators in and out of equilibrium (for modelling e.g. phase transitions in high-Tc superconductors etc that are particularly difficult to model with classical computers). The silicon "molecules" and "solids" we propose to build are also attractive for these purposes but with significant benefits: the impurities can be trapped inside a Si "vacuum" permanently and direct images of wavefunctions can be obtained with scanning tunnelling microscopy, and there is no need for elaborate optical and gas-handling systems - the resulting "frozen" atom chips are stable and inherently scalable and their costs will inevitably fall as they always have done for the semiconductor technology. We have established that the main disadvantage (non-radiative relaxation) is surmountable and we aim to mirror the atom-trap developments with a system that is scalable and electrically contactable, both with lithographically patterned wires and through scanning probe tips.

Planned Impact

The Witty Review for BIS (Oct 2013) highlights the importance and the need for UK involvement in Quantum Technologies and the major potential international markets: "Further UK quantum technologies investment will be required to keep pace with international investments and ensure the UK remains at the forefront of this rapidly expanding domain". It also stresses that this investment needs to be underpinned by engineering and manufacturability considerations so that the outcomes are not just excellent science, but actual devices to benefit the UK. ADDRFSS seeks to do just this and Project 1 specifically addresses scale-up and manufacturability issues. ADDRFSS will benefit a wide range of stakeholders and end users:

Knowledge
The major initial beneficiaries will be the science and engineering communities (see academic beneficiaries). This proposal seeks to keep the team in their world-leading position and to expand and advance its capabilities. It is this future-proofing that will maintain the competitiveness of UK QT and justify the investment that government has made in this area, delivering real technological advances for the industrial and academic communities.

Re connectivity, ADDRFSS will link to the EPSRC QT hubs but will also link to its own international and commercial partners. The hubs were set up in part thanks to advocacy by the team, and we will continue to influence public policy (see main case Section 2.5.4).

Economy
Private industry will gain over the intermediate to long term and includes private companies and investors in an equally large variety of sectors, from THz detector companies such as QMC Instruments (Cardiff), to semiconductor devices companies such as Hitachi (Cambridge). Those developing future technologies and undertaking research and development in collaboration with industry will directly benefit from this project. Through our interactions with industry and the potential commercialisation of the outcomes, there will be a wider benefit to the UK and the UK economy, as outlined below:

- Manufacturers of THz radiation sources/detectors - ADDRFSS will miniaturize THz sources and detectors to the single atom level and correspondingly interactions will be at the single photon level (2 year time frame).
- Silicon device engineers (5 year time-frame) will benefit from European development of a new paradigm for deterministic doping of Si and other industry compatible materials that will represent a change in more conventional devices where the effects of random dopant placement are suppressed.
- Quantum information engineers (5-10 years) will gain a new technology for quantum simulation with controlled, known couplings among large arrays for modelling of quantum systems. These arrays will operate at higher temperatures than many quantum information systems (~10K). If the couplings can be controlled on an individual atom-by-atom basis then real QIP may be possible.
- Microwave device engineers will benefit (2-5 years) from the contactless injection structures for arrays of co-planar waveguides we will design. Currently structures are expensive to test.
- Metrology (though NPL involvement) will benefit from new quantum scale readout technologies (2 years) and potential solid-state atomic clock applications (5 years).

Society
The area of research where this proposal is centred has enormous applications ranging from photonics and digital communications, through the aerospace and transport industries. It could come to underpin developments in infrastructure, smart cities, global earth observation and health. The technology outlined in this proposal could eventually pervade every aspect of our everyday lives and this proposal is aimed at keeping the UK at the forefront of QT and maintaining its competitive advantage by addressing not only scientific challenges but also those of engineering and manufacturability.

Description The key findings so far on this project are that we are able to produce interference between light and atoms encased in silicon. Atoms behave like waves, according to quantum physics, and therefore they can be made oscillate, and the oscillation can be increased by constructive interference and decreased by destructive interference. This wave-like property is crucial for quantum technologies, and we have now demonstrated it for atoms in silicon.

We recently made several major advances:
1. we are now able to position lithographically arsenic impurity atoms in silicon crystals with a determinism that is almost exact lattice site precision, which is world-beating (published in the journal ACS Nano) - this will be crucial for silicon quantum technologies advances.
2. We are now able to incorporate a range of other species as single impurity implants using a system that is far more flexible in terms of the species than the lithography in (1) but with lower positioning accuracy, but still of order 20nm, and we are developing this capability with a UK SME.
3. We are now able to fabricate electronic and photonic devices and structure in silicon with unprecedented speed. This will give us a world-leading ability to research new prototype structures, and will be of great interest to the wider microelectronics industry.
4. We have installed a new imaging capability that can observe the optical field pattern in silicon photonic crystal structures with a resolution of about lambda/1000, which will allow us to design much better structures for controlled interaction between light and the impurity atoms.
5. We have discovered that the non-linear quantum optical response of impurities in silicon for THz light is the largest of any quantum optical response at any wavelength. We are developing a specific research proposal to explore the impacts of this.
Exploitation Route The fact that wavelike interference is now possible in silicon is crucial for eventual commercialisation of quantum technologies, since silicon is the industry standard material for classical information technologies.

Our new fabrication capabilities will have direct impact on the development of silicon quantum technologies, and are also expected to have significant consequences for the mainstream microelectronics industry.

Description Informing users: KLA-Tencor, a global semiconductor industry player, funded a team-member to visit them in California to discuss the future of quantum technologies such as ours, in relation to their business. Members of the ADDRFSS team have given seminars on our work at IBM (Almaden), IHP Microelectronics GmbH, Leibniz Institute for Crystal Growth (Berlin), the National Institute for Standards and Technology (USA). We have been in discussion with Keysight about exploitation of our new THz frequency conversion discovery (published in Nature Photonics). Outreach: team members have: given a TEDx talk in China ('How to time travel (but only little bits of you))' - studio audience of 400, with thousands watching live online; given the 2016 Surrey University Alf Adams lecture with the Duke of Kent attending; for the last two years, run an ADDRFSS stand at BBC stargazing night at Surrey, and been involved in Surrey WonderFest, with audiences of over 1000 registered for each event; spoken at an outreach event co-organised with Google through the 'Techgirls' competition ('Why Tech Girls should know about quantum technologies'); given a number of ADDRFSS related schools talks have been given (live audience in excess of 600 in April 2017 alone); coordinated a new undergraduate programme called Physics with Quantum Technologies BSc/MPhys at Surrey; organised a science summer camp for August 2018. Advocacy: Team members have presented to the Parliamentary and Scientific Committee ('Introduction to Nanotechnology') and a group of city financiers ('Nanotechnology - should we be intrigued, scared or excited?'); co-organised (through the UCL quantum CDT and skills hub) two industry events for quantum technologies; authored a 17-page policy document for the IOP that was submitted to the EPSRC Balancing Capability review of Surface Science (whose status was upgraded from Reduce to Maintain); been a member of the Steering Committee of the Quantum Engineering for Silicon Technology [QuEST] Consortium, a group lobbying for silicon technologies in the lead up to the EU's €1 billion Quantum Technology Flagship funding programme; been interviewed on Sky News and been quoted in Wired Magazine, regarding a new optical microscopy technique and Broadcom's $130bn take-over bid for Qualcomm, respectively. Description Linked grant with Imperial College: Room-Temperature Single Atom Single Quantum Electronics

PI Contribution The Room-Temperature Single Atom Single Quantum Electronics grant consists of two linked EPSRC grants: our one at UCL (EP/V027700/1) and our linked grant (EP/V030035/1), led by Dr Zahid Durrani at Imperial College. At UCL, we fabricate deterministic single atom devices made from arsenic and phosphorus dopants in silicon using scanning tunnelling microscopy in an ultra-high vacuum system. We will combine this technique with the cleanroom sample fabrication processes developed at Imperial to make room-temperature single electron transistors (SETs).
Collaborator Contribution The Imperial College group has a long-standing, internationally leading position in the design, nanofabrication, and measurement of single-electron and quantum dot devices, particularly devices capable of room-temperature operation, with a view to practical, nanoelectronics applications. At present, single-atom quantum dot transistors (SA-QDTs) device variability due to randomness in the number and location of the donor atom QDs leads to variations in the device operating points. Three approaches will be investigated by Imperial to overcome this. (1) Exploit device doping and size to obtain a regime where either few or zero dopant atoms exist in the SA-QDT point-contact. In a point-contact with doping density 1018-1019/cm3 and highly nanoscale length ~10 - 5 nm, the number of dopant atoms within the point-contact is greatly limited. Here, either 1-2, or zero dopant atoms may lie along the point-contact length, implying that devices either form SA-QDTs or are 'off'. Working devices can be identified using current threshold identification. (2) Investigate thermal annealing to move dopant atoms in the point-contact region. Dopant clusters may form in the SiO2 or dopant 'pile-up' may occur at the Si-SiO2 interfaces. In a zero-cost collaboration with Technical University Ilmenau (TUIL), Imperial investigate single-dopant atom implantation by SPL. Here, a hollow-tip AFM developed at TUIL will be used investigate precise ion deposition on devices. The results here will contribute to further development of the SPL tool, generating additional project impact for SPL tool manufacturers e.g. NPL, NanoAnalytic, Swiss litho. 'Coulomb diamond' I-V characteristics will be measured at both RT, and cryogenic temperatures, to determine the promising approaches, and investigate device physics. This work compliments complimentary work performed at UCL, which is carried out deterministically with scanning tunnelling microscopy, and these technologies will be combined towards the end of the grant.

Results and Impact In April 2018, Dr. Nicole Li undertook a self-funded speaking tour in China aiming to inspire future generations with her own story and cutting edge sciences. She travelled over 20,000 miles, visited 7 cities, including China's first and second tier cities including Beijing, Shanghai, Shenzhen and Chengdu as well as more rural areas which include places like Taiyuan, Nanchong and Urumqi, gave 11 talks over a period of 16 days, and presented to 2000+ people including school children and parents. All the talks where free for the public to participate.
Nicole was also invited to be interviewed by a popular mainstream radio programme for an hour in Urumqi, and took several live calls from children, including a girl, who wish to become scientists.

Results and Impact A group of 12 people (3 girls and 6 boys ) and some of the parents from China attended the one-week long summer camp. The camp received 100% positive feedback and one of the students, who was not so keen on study science before, commented "never thought doing experiments could be such fun and I feel strong sense of achievement when I complete the assignment".

Results and Impact Wired Magazine about Broadcom's $130bn take-over bid for Qualcomm. The idea of the article was to explain the take-over bid and describe its implications. In the article I explain that In the past, chips were designed by a few manufacturers and used to just go into PCs, however as more devices have AI-capable chips installed, companies will need to diversify to dominate individual markets. Therefore if Broadcom wanted a bigger share of the market there was no way they could specialise in so many areas, so what they were trying to do is buy a company that broadened their base.

Results and Impact We developed a 10-day Winter Camp with approx 50% scientific activity. These science activities was almost entirely based on ADDRFSS-project-related topics of light, magnets, computer chips, lithography, atoms and even quantum technology. Attendees were 4 children (age 10-13 i.e. years 5-13), including a girl, and 7 parents from China. In the survey after the event for feedback given at the end of the Winter Camp was very positive: they were very impressed by our research projects and the university facilities. 100% of them said would like to study in the University of Surrey for themselves or their children (one of the parents is thinking to apply for a MSc degree herself). The survey at the start of the Winter Camp showed that no one had heard about us before. One of the children mentioned in the survey that wish could join in more of the experiments we do. After they have gone back to China, one of the children organized a book club to read one of Jim Al-Khalili's books-QUANTUM, A GUIDE FOR THE PERPLEXED, which was a present from our group member, Dr. Juerong Li. The little girl gave a presentation about her experience in Surrey and concluded that she would like to become a physicist in the future. We regard this as very successful for the first run, and we expect this will be repeated in future years and growing.
